Abstract The diffusion capacitance and conductance of P-I-N and P+-N-N+ diodes are determined and compared with those of long base and narrow base diodes. It is shown that the narrow base P-I-N structure is distinctly different in behaviour from the classical wide base and narrow base structures and its true low frequency diffusion capacitance is equal to the differential capacitance dQ/dV.
